About The Role

  • 1、先进封装开发：基于公司现有产线，开发针对光电异质集成的Chip-on-Wafer (CoW) 或 Chip-on-Substrate (CoS) 工艺。
  • 2、键合工艺优化：负责高密度Micro-bump的TCB（热压键合）或Mass Reflow工艺窗口优化。
  • 3、良率提升：解决封装过程中的Die Shift（芯片偏移）、Underfill空洞、Warpage（翘曲）等问题。
  • 1、3年以上半导体封装经验，精通Flip Chip、TSV、Fan-out等工艺。
  • 2、熟悉Datacon、ASM等主流贴片设备；具备DOE实验设计能力。
